Figure from the GATE 2022 EC paper. It is part of the question.
Figure description

Cross-section of an ideal MOS capacitor: from left to right, a thin black rectangular 'Metal' gate electrode, then a thin 'Oxide' layer, then a larger 'Semiconductor' (p-type) body on the right connected to ground (ground symbol at bottom right). An arrow labeled V_G with a dot (voltage source terminal) points to the metal gate from below-left, indicating the gate voltage applied to the metal electrode; the semiconductor body is grounded.

Answer and solution

ANSWER

Q_IN at V_G = 4 V is 5.6 μC/cm².

Official answer: 5.5 to 5.7Source: Official answer key, GATE 2022 EC (IIT Kharagpur)

  1. State the ideal MOS gate-voltage charge balance: , with for an ideal capacitor.

  2. In strong inversion, (pinned near ) and (at its maximum depletion value) saturate and no longer change with further increases in . Hence beyond the onset of strong inversion, .

  3. Given: at V, ; .

  4. .

  5. .

  6. .

KEY IDEA

In an ideal MOS capacitor, gate voltage divides among flat-band voltage (0, ideal case), surface potential, and the voltage dropped across the oxide due to all semiconductor-side charge: . Once strong inversion is reached, and the depletion charge saturate (pinned near and its corresponding maximum value) and stop changing with further increases in . So any additional gate voltage beyond the point of strong inversion goes entirely into building up more inversion charge: .

WATCH OUT FOR

Treating the MOS capacitor as a simple linear capacitor and assuming is proportional to the full gate voltage (i.e., computing ) — this ignores that and have already saturated by the time strong inversion is reached, so only the incremental voltage (not the total ) maps to incremental inversion charge.
