An enhancement MOSFET of threshold voltage 3 V is being used in the sample and hold circuit given below. Assume that the substrate of the MOS device is connected to V. If the input voltage lies between V, the minimum and the maximum values of required for proper sampling and holding respectively, are

Figure from the GATE 2020 EC paper. It is part of the question.
Figure description

Sample-and-hold circuit. The input terminal V_I is wired to the left channel terminal of an enhancement MOSFET. The MOSFET is drawn upside down: the channel line is horizontal at the top and the gate plate sits just below it. The right channel terminal is wired to the output terminal V_O, and that lead carries an arrow pointing away from the channel (upward). This is the simplified n-channel symbol with the arrow on the source lead. No separate substrate terminal is drawn. A capacitor runs from the V_O node to ground. The gate is driven by a pulse voltage source labelled V_G (a circle containing a single rectangular pulse), and the other end of that source is grounded. The question text says the substrate is connected to -10 V.

  1. (A)

    3 V and V.

  2. (B)

    10 V and V.

  3. (C)

    13 V and V.

  4. (D)

    10 V and V.

Answer and solution

ANSWER

(C) 13 V and -7 V: the gate must be at least V_T above the most positive input (+10 V) to sample, and no more than V_T above the most negative channel voltage (-10 V) to hold.

Official answer: CSource: Official answer key, GATE 2020 EC (IIT Delhi)

  1. Device type. The substrate is tied to , the most negative voltage anywhere in the circuit, which is how a p-type substrate is biased. So this is an n-channel enhancement MOSFET, which the outward arrow on the symbol confirms, with . For every terminal voltage in , the source/drain to p-substrate junctions stay reverse-biased (or at zero bias), so the only question is whether a channel forms.

  2. Condition for an n-channel switch to conduct: . Here the source is whichever channel terminal is at the lower potential. During sampling the switch is ON and follows , so both terminals sit at about .

  3. Sampling (switch ON) must work for every input in . is smallest when , so that is the hardest case: The minimum gate voltage for proper sampling is therefore .

  4. Holding (switch OFF) must also work for every case. Now can be anywhere in , and the held is also in that range. The channel must not form from whichever terminal is lower, and the lowest either terminal can go is . So we need The maximum gate voltage for proper holding is therefore .

  5. Check. With , runs from (at ) up to (at ). It never falls below , so the switch is ON for every input. With , runs from up to . It never exceeds , so the switch stays OFF and the capacitor keeps its charge. (Both values are boundary values, where exactly equals in the worst case.)

  6. The required values are (minimum, for sampling) and (maximum, for holding). That is option (C).

KEY IDEA

A MOS sampling switch has to be designed for the worst-case input, not the typical one. An n-channel switch conducts while , and its source is whichever terminal is lower. To stay ON for every input, must be above the most positive input: . To stay OFF for every input and every held value, must be no more than above the most negative level: .

WATCH OUT FOR

Using only the threshold (answer A, ) and forgetting that the source moves with the signal. Another error is checking both conditions at the same input level, e.g. taking for holding and getting , or subtracting instead of adding it (answer D). For holding, the worst case is the most NEGATIVE channel voltage, because that is where a channel forms most easily.
