Figure from the GATE 2024 EC paper. It is part of the question.
Figure description

Four small plots, each with axes log (n) (cm^-3) on the vertical axis and 1/T (K^-1) on the horizontal axis (increasing rightward, so low 1/T = high T is on the left and high 1/T = low T is on the right). (A): curve starts high near the top-left, drops steeply, levels into a flat horizontal plateau across the middle, then drops steeply again near the right end (three regions: intrinsic decrease, extrinsic plateau, freeze-out decrease). (B): a single flat horizontal line segment across the middle of the plot (constant log (n), no rise or fall shown). (C): a flat horizontal plateau starting from the left that curves downward only near the right end (plateau plus one drop, no left-side intrinsic decrease). (D): a single straight line with constant negative slope running from upper-left to lower-right (monotonic decrease, no plateau).

  1. (A)

Figure — plot showing (left to right): a decreasing curve from high , then a flat plateau, then another decreasing curve near the right end (three-region S-shaped curve)

  2. (B)

Figure — plot showing a single flat horizontal line (constant across the whole range)

  3. (C)

Figure — plot showing a flat plateau on the left that bends downward only near the right end (two-region curve, no intrinsic rise on the left)

  4. (D)

Figure — plot showing a single straight line with constant negative slope from upper-left to lower-right (simple monotonic decrease)

Answer and solution

ANSWER

The correct option is (A).

Official answer: ASource: Official answer key, GATE 2024 EC (IISc Bengaluru)

  1. The axes are vertically and horizontally, so moving left to right on the plot means decreasing (cooling down) from very high temperature to very low temperature.

  2. High-temperature (intrinsic) region — left part of the plot: at high , thermally generated electron-hole pairs dominate, so , where . As falls (moving right, increasing), falls steeply because of the exponential dependence on . So starts high on the left and drops sharply.

  3. Mid-temperature (extrinsic/saturation) region — middle of the plot: once has dropped enough that , essentially all donor atoms are ionized and . Since is a fixed doping concentration, stays constant here regardless of further changes in — this produces the flat horizontal plateau.

  4. Low-temperature (freeze-out) region — right part of the plot: as keeps falling further (very high ), donor electrons no longer have enough thermal energy to stay ionized ( becomes comparable to ), so donors progressively freeze out and drops steeply again with decreasing (i.e. with increasing ).

  5. Putting the three regions together left to right: a steep drop (intrinsic), a flat plateau (extrinsic/saturation, ), then another steep drop (freeze-out). This is exactly the three-segment S-shaped curve shown in option (A).

  6. Option (B) shows only a flat line — it misses both the intrinsic and freeze-out regions. Option (C) shows a plateau followed by only one drop — it misses the high- intrinsic decrease on the left. Option (D) is a single monotonic straight line — it shows no plateau at all, which would be true only for a degenerately or very heavily doped sample, not the non-degenerate case stated in the question. So (A) is the only plot consistent with the physics of a non-degenerately doped semiconductor across the full temperature range.

KEY IDEA

Carrier concentration in a non-degenerately doped semiconductor vs. shows three distinct regions on a vs plot: a steep intrinsic-region drop at high (low ), a flat extrinsic plateau at in the middle, and a steep freeze-out drop at low (high ).

WATCH OUT FOR

Confusing the direction of the horizontal axis — since it is (not ) increasing to the right, students sometimes place the intrinsic region on the wrong side, or forget that a non-degenerately doped sample must show a plateau (ruling out option D, which only applies to something like a fully degenerate/heavily doped sample with no distinct freeze-out/extrinsic split), or forget the freeze-out region altogether (ruling out option C).
