All of the above
ANSWER
The answer is (d): GaAs offers higher electron mobility, higher-frequency operation and lower leakage current than Si.
Official answer: DSource: ISRO's revised and final answer key of 16 February 2024
GaAs is a direct-bandgap III-V compound with a small electron effective mass, so its electron mobility is about against about for Si. Option (a) is true.
Higher mobility means electrons reach high drift velocity at modest fields and cross the channel in a shorter time, so the transit time is shorter. GaAs devices (MESFETs, HEMTs) therefore work at microwave and millimetre-wave frequencies where ordinary Si devices struggle. Option (b) is true.
GaAs has a wider bandgap ( against for Si), so the intrinsic carrier concentration is far lower, about against at room temperature. Junction leakage current depends on (diffusion component) or (generation component), so it is much lower, and a semi-insulating GaAs substrate also reduces leakage between devices. Option (c) is true.
All three statements are advantages of GaAs over Si, so the answer is (d), all of the above.
KEY IDEA
GaAs has a lighter electron effective mass (higher mobility) and a wider direct bandgap (lower ), giving better high-frequency performance and lower leakage than Si.
WATCH OUT FOR
Picking only (a) or (b) because they are the best-known GaAs advantages, and forgetting that the wider bandgap also gives lower leakage, which makes (d) the complete answer.
